چکیده

We compare low frequency noise in magnetic tunnel junctions with MgO barriers prepared by electron-beam evaporation with those prepared by radiofrequency sputtering, both showing a high tunneling magnetoresistance. The normalized noise parameter in the parallel state of junctions with evaporated barriers is at least one order of magnitude lower than that in junctions with sputtered barriers, and exhibits a weaker bias dependence. The lowest normalized noise is in the 10−11 m2 range. A lower density of oxygen vacancies acting as charge trap states in the evaporated MgO is responsible for the lower noise. © 2010 American Institute of Physics. doi:10.1063/1.3431620

Giant tunneling magnetoresistance with electron beam evaporated MgO barrier and CoFeB electrodes

Electron-beam EB evaporated MgO grows with 001 texture on amorphous CoFeB when the deposition rate is kept below 5 pm/s. Magnetic tunnel junctions MTJs fabricated using this method exhibit 240% magnetoresistance at room temperature for a 2.5 nm thick EB-MgO barrier, which is similar to the value for a radio frequency rf sputtered barrier with the same junction geometry. The average barrier heig...

Noise in MgO barrier magnetic tunnel junctions with CoFeB electrodes: Influence of annealing temperature

Low frequency noise has been measured in magnetic tunnel junctions with MgO barriers and magnetoresistance values up to 235%. The authors investigated the noise for different degrees of crystallization and CoFeB/MgO interface quality depending on the annealing temperature. The authors report an extremely low 1/ f noise, compared to magnetic junctions with Al2O3 barriers. The origin of the low f...

Low - frequency noise and inelastic tunneling spectroscopy in Fe ( 1 1 0 ) / MgO ( 1 1 1 ) / Fe ( 1 1 0 ) epitaxial magnetic tunnel junctions

We report on tunnelling magnetoresistance (TMR), current–voltage (IV) characteristics and low-frequency noise in epitaxially grown Fe(1 1 0)/MgO(1 1 1)/Fe(1 1 0) magnetic tunnel junctions (MTJs) with dimensions from 2 2 to 20 20mm. The evaluated MgO energy barrier (0.5070.08 eV), the barrier width (13.170.5 Å) as well as the resistance times area product (771MOmm) show relatively small variatio...

We report on the strong in uence of carbon doping on 1/f noise in fully epitaxial Fe/MgO(100) 12 ML/Fe magnetic tunnel junctions in comparison with undoped junctions with a large density of barrier defects. Carbon in uences the relaxation of defects, the reconstruction of the interface and the symmetry transformation of interface resonance states, which are suggested to contribute to the strong...
